昨日の集中講義では、ノートパソコンが熱暴走で落ちてしまい、他のコンピュータを使うまで少し中断になってしまいました。暑い中でzoom, Chrome, パワーポイントその他たくさん使っていたためストライキを起こしたみたいです。
さて、熱暴走は下記によるとリーク電流が増えることによるそうです。これは熱的にバンドギャップを超えて励起されるキャリアが電流を運ぶためだと考えられます。バンドギャップが広い半導体だと使用可能な最高温度が高くなり、放熱は温度差に比例するため、放熱器が小さくて済みます。いまは電気自動車で小型で大電流の制御が必要なので、バンドギャップが大きいGaN, Ga2O3などが注目されています。
